Hi!
Where can I find Siemens S7 OPC UA Server runtime license for the CPU (they should be available as Small, Medium and Large)?
I can't find any in the latest EKB.

There is not any in EKB.
The OPC UA license is only a certificate that authorizes you, in legal terms, to enable such communication in the PLC.
Therefore, it is not necessary to activate it anywhere (beyond selecting the license you have in the 'Runtime Licenses' section in the PLC properties), but it is advisable to keep the certificate.
SIMATIC OPC UA S7-1500 Small, Single Runtime License, contains license certificate for OPC UA server and OPC UA client Class A, Executable on all ET 200SP CPUs, S7-1500 to CPU 1513, CPU 1505SP, CPU 1504D, including F and T derivatives Firmware V2.0 or higher

So if I understand you right, there is no "need" to buy a license to get the OPC UA server functionally running? |
